PCIM: Wolfspeed’s 650V SiC mosfets, with reference designs

With these were announced an evaluation kit and several reference designs:

KIT-CRD-3DD065P dc-dc buck-boost reference design
Can implement synchronous/asynchronous buck or boost converter, Half Bridge and Full Bridge (Please note: Full Bridge topology requires 2 Evaluation Kits)
Board features footprints for both 3 and 4 lead TO-247 packages of C3M™ SiC MOSFETs
Compatible with both TO-247 and TO-220 packages of SiC Schottky diodes
Does not require an additional capacitor to run the evaluation board in the buck or boost converter topologies
Two (2) dedicated gate drivers available on the board for each C3M™ SiC MOSFET
Includes (2) 1200 V, 75mΩ C3M™ SiC MOSFETs in a TO-247-4 Package with the testing hardware
Available for purchase


The reference designs are


  • CRD-06600FF065N – 6.6kW bi-directional ac-dc and dc-dc battery charger for electric vehicles and energy storage 650V 60mΩ SiC mosfet
    Bi-directional totem-pole ac-dc power factor correction stage and isolated bi-directional CLLC dc-dc stage with variable dc link voltage
    90 – 265Vac input, 250 – 450Vdc output with >96.5% efficiency in both directions

  • CRD-06600DD065N – 6.6kW dc-dc converter – 650V 60mΩ mosfet (pictured)
    LLC topology with full-brige primary and asynchronous rectification secondary.
    380 – 420Vdc input 400Vdc output >96% efficiency for industrial PSUs and vehicle chargers

  • CRD-02AD065N – 2.2 kW ’80+ Titanium’ efficiency ‘bridgeless’ totem-pole PFC – 650V 60mΩ SiC mosfets
    >98.5% efficiency, THD <4% under all loads
    “Innovative resistor based current sensing solution,” according to Wolfspeed. “Distortion-less inductor current at zero crossing during all load conditions.”
    For servers, telecom and industrial power.

There is also a general purpose evaluation kit, that comes with two 1.2kV 75mΩ TO-247-4 SiC mosfets.

Called KIT-CRD-3DD065P, it can be used ti implement synchronous and asynchronous buck or boost converters as well as a half-bridge or a full-bridge – the latter requiring two kits.

Provision is made for 3 or 4 lead TO-247 SiC mosfets, and TO-247 or TO-220 SiC Schottky diodes.

Two dedicated gate drivers are available on-board for each mosfet.
